Crosstalk Analysis and Suppression of SiC MOSFET for Switching Loss Reduction

The phase-leg circuit is essential in the motor driver for the aircraft, therefore its crosstalk effect needs to be suppressed while reducing power consumption as much as possible. This paper summarizes the mechanism and influencing factors of the crosstalk problem of SiC MOSFET phase-leg circuit. Combining the differences in characteristics of SiC MOSFET and Si-based devices, it can be seen that the SiC MOSFET phase-leg circuit has a poorer anti-interference ability to crosstalk effect. The factors affecting the crosstalk voltage are analyzed by building a calculation model, and the impact of different circuit parameters on crosstalk is verified through double-pulse test. In order to suppress the crosstalk phenomenon of phase-leg circuit, an active clamp suppression method was proposed, and its effectiveness and its advantages in switching losses were verified through experiments.
